CoWos 是什麼?解密半導體先進封裝的產業趨勢CoWos 技術因生成式 AI 的快速興起 ,導致市場出現供不應求的狀況,更屢屢傳出台積電 CoWos 先進封裝產能吃緊。本文將介紹什麼是半導體封裝以及何謂 CoWos?目前 IC 大廠在先進封裝遇到佈局以及挑戰有哪些。 文章大綱一、IC 先進製程的演進:傳統封裝 vs. 先進封裝二、CoWos 是什麼?先進封裝技術突破晶片物理極限三、AI 快速崛起,高效能晶片需求助長 CoWos 產能四、CoWos 先進封裝的未來應用與挑戰ㄧ、IC 先進製程的演進:傳統封裝 vs. 先進封裝隨著 AI、雲端、大數據分析、行動運算等技術蓬勃發展,現代社會對於運算能力有越來越高的需求,再加上 3 奈米之後,晶圓尺寸已遇上物理極限、製造成本提高等等原因,因此半導體業界除了持續發展先進製程之外,也在找其他能使晶片維持小體積,卻可同時保持高效能的方式,因此「異質整合」的概念逐漸萌芽,也讓讓晶片從原先的單層,轉向多層堆疊的「CoWos 先進封裝」。 二、CoWos 是什麼?先進封裝技術突破晶片物理極限所謂 CoWos,可以拆成以下定義來解釋: Cow「Chip-on-Wafer」指的是晶片堆疊Wos「Wafer-on-Substrate」,則是將晶片堆疊在基板上 因此 CoWos 合起來,就是指把晶片堆疊起來,並且封裝於基板上,如此一來可以減少晶片所需要的空間,也能達到減少功耗和成本的益處。其中又可分成:2.5D 水平堆疊(最為人知的就是台積電的 CoWoS)、3D 垂直堆疊版本,將不同的處理器、記憶體等多種晶片模組層層堆疊,做成小晶片(Chiplet)。因為其主要應用的就是在先進製程上,所以又稱為先進封裝。CoWos 指把晶片堆疊起來,並且封裝於基板上。Photo Credit_TSMC三、AI 快速崛起,高效能晶片需求助長 CoWos 產能 根據研調機構 Yole Group 的預測,2022 年全球先進封裝達到 443 億美元,預估到了 2028 年規模將達到 780 億美元,年複合成長率為 10%。 隨著 AI 技術在近年的蓬勃發展,使得能將 CPU、GPU、DRAM 等晶片堆疊、將不同製程晶片封裝在一起,達到節省空間、減少功耗,同時還能加速運算、控制成本等多項優勢的 CoWos 先進封裝技術成為半導體公司新的戰場。 以台積電本身提出的預期而言,台積電總裁魏哲家指出,AI 相關的需求增加,預測未來 5 年 將以接近 50% 年平均成長率成長,並且佔台積電營收約 1 成:而到 2024 年台積電 CoWos 產能開出規模將超過 1 倍,因此該公司將持續擴充 CoWos 封裝產能。 台積電董事長劉德音在今(2023)年的國際半導體展大師論壇上就指出,AI 晶片的議題不是晶片本身短缺,而是 CoWos 短缺,「這項技術開發 15 年了,需求突然增加 3 倍。」 需求的突然暴增,也讓台積電無法短期內 100% 供應,只能大概達到 80%,要直到 2024 年底才有可能緩解,主要原因就是雲端服務業者爭相增加產能。也因為市場供不應求,台積電現在先進封裝服務的對象,都是下單 7 奈米以下製程的客戶,包括蘋果(Apple)、輝達(NVIDIA)、超微(AMD)以及博通(Broadcom)、賽靈思(Xilinx)、亞馬遜(Amazon)等等。 台積電在今年 10 月的法說會上指出,規劃 2024 年底達到 CoWos 產能倍增,且在 2025 年會持續擴充 CoWos 封裝產能。 至於台積電的對手:英特爾(Intel),也在今年 8 月透露將在馬來西亞檳城,也就是東方矽谷,興建最新的先進封裝廠,其主要先進封裝技術包括 2.5D EMIB 與 3D Foveros 方案,馬來西亞新廠即是後者,且未來會成為英特爾最大的 3D Foveros 先進封裝據點。 此外,英特爾也規劃到 2025 年,其 3D Foveros 的產能要增加 4 倍,而今年預計累積將在馬來西亞投資 140 億美元,包括已投資的 80 億美元,剩下的 60 億就是聚焦在先進封裝。四、CoWos 先進封裝的未來應用與挑戰 如上文所述,CoWos 先進封裝的主要應用,在於 AI 人工智慧、數據中心、超級電腦、雲端運算、5G、物聯網以及車用電子等等。但 CoWos 仍然有其挑戰存在,例如設計複雜性、高成本、產能問題、良率不高以及因為晶片層層堆疊而較難散熱等問題。 延伸閱讀:IC 封裝/測試工程師都在做什麼?IC 封測工程師的薪水、工作內容、履歷面試
